Diamond-like carbon (DLC) films are widely used for their high hardness, low friction, and excellent corrosion resistance. However, their performance at high temperatures is limited due to poor thermal stability. When temperatures exceed 300°C, the sp³ carbon bonds in DLC films transform into sp² bonds, resulting in graphitization and a significant loss of hardness and wear resistance. Therefore, improving the thermal stability of these films is essential for broadening their applications in high-temperature environments. This research aims to enhance the thermal stability of DLC films by introducing silicon doping through physical vapor deposition. The study investigates the effects of varying silicon content on the microstructure and high-temperature behavior of the films. Structural analysis reveals that silicon doping improves thermal stability. Before annealing, the silicon-doped films (with silicon concentrations of 4.66%, 8.33%, and 11.13%) exhibited ID/IG ratios of 0.22, 0.22, and 0.21, respectively, which are lower than the 0.23 observed in pure DLC films, indicating a higher proportion of sp³ bonds when silicon is present. Additionally, the refractive index and extinction coefficient slightly decreased from 2.93 to 2.80 and 1.32 to 1.30, respectively. Upon high-temperature annealing, the pure DLC film’s ID/IG ratio increased rapidly from 0.21 at 25°C to 0.96 at 500°C (an increase of 0.73), reflecting a significant transition toward a graphitic structure. In contrast, the silicon-doped film with 11.13% silicon saw an increase from 0.21 at 25°C to only 0.67 at 500°C (an increase of 0.48), demonstrating that silicon doping substantially enhances thermal stability. Consequently, the silicon-doped DLC films can preserve their diamond-like structure even at temperatures exceeding 300°C.en
